Представлен детальный анализ температурных зависимостей вольт-амперных характеристик (ВАХ) сенсоров на основе арсенида галлия, компенсированного хромом (GaAs:Cr). На поверхности GaAs:Cr методом электронно-лучевого напыления были сформированы контакты Cr/Ni. Исследуемые образцы, таким образом, имели следующую структуру: Ni/Cr-GaAs:Cr-Cr/Ni. Измерения проводились при изменении температуры от 23 до 70 °C. Полученные ВАХ хорошо описываются термоэмиссионной моделью токопереноса. На основе экспериментальных зависимостей сделан вывод о величине барьера Шоттки исследуемых образцов.
